C3D08065A
Cree C3D08065A SiC Schottky diode, 650 V, 8 A in TO-220-2 with 175 °C junction rating and zero reverse recovery.
The C3D08065A is a Cree C3D silicon carbide Schottky diode rated at 650 V with an 8 A forward current, in the TO-220-2 package. Because a SiC Schottky diode stores essentially no charge, it has no reverse-recovery loss and no recovery noise, which makes it ideal for the freewheeling, rectification and power-factor-correction paths of high-frequency converters such as switched-mode power supplies, power-factor-correction front ends and lower-voltage solar stages. The diode has a positive temperature coefficient of forward voltage, so it can be paralleled for higher current without thermal runaway, and it switches the same hot or cold, which simplifies the thermal design. A 650 V rating suits converters that run from a lower bus, and the TO-220-2 package mounts on a standard heatsink and is easy to design in. The diode is rated to a 175 °C maximum junction temperature and is RoHS compliant. Typical uses include PFC boost stages, output rectification, freewheeling in motor drives and general high-frequency rectification. Every device BeiLuo ships is factory-traceable and includes an import declaration, a certificate of origin and a RoHS compliance file. BeiLuo holds this class in stock and our FAE team supports diode selection, paralleling and thermal design.
FAE Professional Review
The C3D08065A is the SiC diode we recommend for 650 V class freewheeling and PFC paths where recovery loss and EMI matter. The zero reverse recovery keeps the high-frequency path quiet, and the positive temperature coefficient makes paralleling practical. It is a straightforward upgrade from a silicon fast-recovery diode in most designs.

Frequently Asked Questions
What projects suit the C3D08065A?
It suits 650 V class freewheeling, rectification and PFC paths in power supplies, PFC front ends and lower-voltage solar stages, where a silicon fast-recovery diode would produce recovery loss and noise. The 8 A rating and TO-220-2 package fit a wide range of these designs.
For higher voltage, use a C4D diode.
Why replace a silicon fast-recovery diode?
A SiC Schottky diode has no reverse-recovery charge, so it removes the recovery loss and the switching noise of a silicon fast-recovery diode. In hard-switched PFC and freewheeling stages that cuts loss and EMI at the same time.
The positive temperature coefficient also makes paralleling practical.
